Off the top of my head, 'Dalek' from 2005 is my favourite by a long shot. Looking at it purely from the perspective of someone interested in Daleks, it does a phenomenal job characterising their creativity, their manipulation, their hatred and the terror that just a single unit can produce. Great episode all around.
